ABB 5SHX0860H0001 is a high-performance Integrated Gate-Commutated Thyristor (IGCT) module, belonging to the ABB 5SHX series, and is an important achievement of ABB's technological innovation in the field of power electronics. It integrates the advantages of thyristors in withstanding high voltage and large current with the fast switching characteristics of transistors, and is specially designed for medium-high voltage, high-power power electronic application scenarios. The module integrates a GTO chip, an anti-parallel diode, and a gate drive circuit, and works with an external gate driver through a low-inductance connection. In the on-state, its working mode is similar to that of a thyristor. It realizes efficient transmission of large currents through an internal positive feedback mechanism, featuring low on-state voltage drop and strong current-carrying capacity, which can effectively reduce energy loss during the conduction process. When entering the turn-off phase, the pn junction between the IGCT gate and cathode is reverse-biased in advance, and the device switches to the transistor working mode: by turning on the MOSFET switch in series with the cathode, the P-base n-emitter is reverse-biased, quickly stopping the cathode injection current, and forcing the anode current to be converted into the gate current within 1μs. At this time, the GTO is transformed into a PNP transistor with a non-contact base region, eliminating the cathode emitter shrinkage effect, and the maximum turn-off current is far exceeding the rated current of traditional GTOs. Since the IGCT turns off when the gain is close to 1, the protective snubber circuit can be omitted, simplifying the system design while improving operational reliability.
